Preparation Method for Analysis of Micro-Fine particles

電子デバイス等の不良原因となる異物の同定を目的に，分析前処理方法として開発した異物採取方法を紹介する。多層膜中に埋没した異物の上層部を切削除去することにより，10 μm 以下の異物の採取が可能となった。

When we analyze and identify fine particles in other materials, we often need to isolate target particles from other materials to get good S/N. In order to do this we developed new preparation method capable of sampling fine particles smaller than 10μm buried in upper layers. This method is highly effective in preprocessing for analysis and identification of particles. We confirmed the effectiveness of this method by applying it to actual fine particles that caused defects on LCD panels.
